Syo Matsumura, Steradian-Class X-ray Detector for Analytical Transmission Electron Microscopy, 9th Polish-Japanese Joint Seminar on Micro and Nano Analysis, 2012.09, We have developed an XEDS detector system with an enlarged sensing area, which can be equipped to an existing high-resolution S/TEM machine without serious modification. The newly developed XEDS system is based on a silicon drift detector (SDD) with the sensing area of ~100 mm2. It is compatible to a conventional side-entry-type XEDS. When it is equipped to a Cs-corrected high resolution TEM Jeol-ARM200F, the value of Ω is achieved to 0.98 and 0.80 sr in its high-resolution and ultrahigh-resolution configurations, respectively. The corresponding take-off angles are 24 and 18 degrees. The Ω values are almost 4 times enlarged from the conventional cases. The ultimate energy resolutions have been evaluated in FWHM to be better than 130 eV at Mn-Kα and <50 eV at C-Kα. According to the considerably improved detecting efficiency, we have successfully confirmed trace elements such as Y, O, and Al located along grain boundaries in a SIALON by X-ray mapping sized 256 x 256 pixels with acquisition time of only 40 seconds. Atomic resolution X-ray mapping has been also realized for SrTiO3<100> as well as GaAs<110> after acquisition for about 10 minutes under the probe current of about 120 pA. Ga-As dumbbells as short as 0.14 nm are clearly distinguished in the latter mapping. The steradian-class XEDS system is thus expected to open new research activities with precise X-ray analysis in various fields, combined with advanced S/TEM.
